abstract |
The present invention provides an LED (Light Emitting Diode) epitaxial wafer and an LED chip as well as a manufacturing method thereof. The method in the present invention comprises the step of: separately adding a non-doped layer above and under an active region luminescent layer of a first growth plane, thereby preventing dopant atoms diffusion to the active region luminescent layer when an LED structure grows on a second growth plane. The method in the present invention takes full advantage of two surfaces of a substrate to grow the LED, which plays a role in saving the substrate; and after the double faced LED chip is packaged, the two LED structures of the chip can realize adjustment of color range. |
