abstract | A radiation sensitive composition contains a cationic or acid catalysed polymerizable or cross-linkable compound or a compound that increases its solubility in a developer in the presence of an acid and a dirayliodonium salt whereby both phenyl rings bonded to the I atom are not identically substituted. A radiation sensitive composition contains (A1) a cationic or acid catalysed polymerizable or cross-linkable compound or (A2) a compound that increases its solubility in a developer in the presence of an acid and (B) a dirayliodonium salt of formula (I) whereby both phenyl rings bonded to the I atom are not identically substituted. [Image] X : branched 3-20C alkyl or 3-8C cycloalkyl; X 1H, linear 1-20C alkyl, branched 3-20 C alkyl or 3-8C cycloalkyl whereby the sum of C atoms in X and X 1is at least 4; Y : linear or branched 1-10C alkyl or 3-8C cycloalkyl; A : non-nucleophilic anion, preferably (BF 4) ->, (SbF 6) ->, (B(C 6F 5) 4) ->, 1-20C alkylsulfonate, 2-20 C haloalkylsulfonate, unsubstituted 6-10C arylsulfonate, camphor sulfonate, 1-20C perfluoroalkylsulfonylmethide, 1-20C perfluoroalkylsulfonyl imide and 6-10C arylsulfonate, optionally substituted by halogen, NO 2, 1-12C alkyl, 1-12C haloalkyl, 1-12C alkoxy or COOR; R 11-20C alkyl, phenyl, benzyl or phenyl, optionally substituted by 1-12C alkyl, alkoxy or halogen Independent claims are included for; (1) Process for the photopolymerizaiton or cross-linking of compounds (A1) by means of electromagnetic radiation or electron beams by the addition of a photolatent acid source (B); (2) Substrate coated with the composition (I); (3) Process for the production of relief images using the composition (I); (4) Negative, positive or chemically reinforcing photoresist containing the composition (I); and (5) Compound of formula (I). |
